چکیده

We investigated the effect of the excitation wavelength on the density evolution of laser-produced tin plasmas, both experimentally and numerically. For producing plasmas, Sn targets were excited with either 10.6 lm CO2 laser or 1.06 lm Nd:yttrium aluminum garnet laser; both are considered to be potential excitation lasers for extreme ultraviolet lithography laser-produced plasma light sources. The electron density of the plasma during the isothermal expansion regime was estimated using an interferometric technique. The Stark broadening of isolated singly-ionized emission was employed for deducing the density during the plasma adiabatic expansion regime. Our results indicate that the excitation source wavelength determines the initial density of the plasma, as well the plume expansion dynamics. Numerical simulation using HEIGHTS simulation package agrees well with the experimentally measured density profile. VC 2011 American Institute of Physics. [doi:10.1063/1.3562143]

The effect of laser wavelength on emission and particle dynamics of Sn plasma

We investigated the effects of laser wavelength on the atomic, ionic, and radiative emission from laser-produced tin plasmas. For generating plasmas, planar tin targets were excited using either high intensity neodymium-doped yttrium aluminum garnet Nd:YAG, 1.06 m or carbon dioxide CO2, 10.6 m laser pulses; both are considered to be potential excitation lasers for an extreme ultraviolet EUV lit...

Laser wavelength dependence on angular emission dynamics of Nd:YAG laser-produced Sn plasmas

We investigated the laser wavelength effect on angular atomic and ionic emission from laser-produced Sn plasma, since it is regarded as a viable candidate for an EUV lithography source. For producing plasmas, the fundamental, second and fourth harmonics radiation from a Nd : YAG laser were used. The angular variation of atomic and ionic particle analysis was carried out using quartz crystal mic...

Effects of intense laser pulse properties on wake field acceleration in magnetized plasma: Half-Sine Shape (HSS) and Gaussian Shape (GS) pulses

In this paper, we have simulated the excitation of wake fields in the interaction of an intensive laser pulses having Half-Sine and Gaussian time envelopes with a fully ionized cold plasma using particle in cell (PIC) method. We investigated the dependency of wake filed amplitude to different laser and plasma parameters such as laser wavelength, pulse duration and electron number density. In ad...

Opacity effect on extreme ultraviolet radiation from laser-produced tin plasmas.

Opacity effects on extreme ultraviolet (EUV) emission from laser-produced tin (Sn) plasma have been experimentally investigated. An absorption spectrum of a uniform Sn plasma generated by thermal x rays has been measured in the EUV range (9-19 nm wavelength) for the first time. Experimental results indicate that control of the optical depth of the laser-produced Sn plasma is essential for obtai...

Enhancing extreme ultraviolet photons emission in laser produced plasmas for advanced lithography

Current challenges in the development of efficient laser produced plasma sources for the next generation extreme ultraviolet lithography (EUVL) are increasing EUV power and maximizing lifetime and therefore, reducing cost of devices. Mass-limited targets such as small tin droplets are considered among the best choices for cleaner operation of the optical system because of lower mass of atomic d...
